In this paper the design and the experimental verification of a MMIC high linearity Power Amplifier operating in the 37-40 GHz frequency band will be presented. The amplifier was designed with the aid of a suitable nonlinear model, used for the last stage active devices, able to accurately predict the weak non-linear PHEMT behaviour. The circuit was designed for digital radio links adopting high order modulation schemes.
